通过对BQD进行复配性能及机理研究,进一步提高了BQD的缓蚀性能,优选出合适的复配剂。通过对增效剂进行筛选,溶剂筛查,改变复配配方比例确定最优的复配配方,其中通过静态失重法进行评价,最终得到DS-1缓蚀剂体系。合成路径优化主要采用磁上海市卓精电子科技有限公司电子天平,海泰科技磁力加热搅拌器,上海高鸽工贸有限公司10μL微量移液器,予华仪器有限责任公司循环水式真空泵SHZ(Ⅲ),上海亚荣生化仪器厂旋转蒸发器RE52CS-2等设备。该数据为在0.2%低加量下,“一锅法”季铵盐缓蚀剂与商用缓蚀剂ZX-S、HAI、YB-90的失重法缓蚀的结果对比结果。
